Low-voltage MOSFETs include a variety of single/dual N-channel and P-channel devices with drain-source breakdown voltages ranging from 20V to 600V. These devices feature drain-to-source resistance ratings from 1.1mΩ to 30Ω and a continuous drain current range from 100mA to 260A. These low-voltage MOSFETs operate over the -55°C to +175°C temperature range and are AEC-Q101 qualified.

The drain-source breakdown voltage of high-voltage MOSFETs ranges from 500V to 900V, the drain-source resistance ranges from 77mΩ to 4.68Ω, and the continuous leakage current ranges from 1A to 54.9A. These devices have a minimum operating temperature of -40°C and a power dissipation range of 5W to 500W.
